Built using TrenchFET silicon technology, the Siliconix P-channel MOSFETs suit load, power-amplifier, and battery switching. The 2.05×2.05-mm PowerPak SC-70 package provides a 29-mΩ maximum on-resistance; the 2×2.1-mm standard SC-70 package features an 80-mΩ maximum on-resistance; and the 1.6×1.6-mm SC-89 package has a 130-mΩ maximum on-resistance. The single channel devices include –12, –20, and –30V breakdown-voltage ratings. The devices cost 20 cents (100,000).
