The 900V superjunction CoolMOS power MOSFET family suits SMPS (switched-mode-power-supply), industrial, and renewable-energy applications. The devices provide a figure of merit—mutiplying the on-state resistance by the gate charge—of 34V nC, resulting in low conduction, driving, and switching losses and increased efficiency. The devices have 120-, 340-, or 1200-mΩ on-resistance and come in TO-246, TO-220, and D-PAK packages, respectively; 500-, 800-, and 1000-mΩ devices available. The 120-mΩ TO-247 package costs $3.50.
