Vishay makes a 20-volt P-FET with a 3.3 mOhm Ron

December 24, 2008

Bob Decker, PR whiz at Wall Street Communications, sent me a Vishay press release. And bless their hearts, when they talk about 3.3 mOhms they are talking a max number. Typical is 2.7 mOhms. Those are at 10 volts gate drive. They also have a 30-volt P-FET that has an Ron of 3.9 mOhms max. The 20-volt FET is the Si7633DP, the 30-volt one is the Si7135DP. These are in a PowerPAK SO-8, which as the pin spacing of an SO-8 along with a big die attach paddle in the middle to get the heat out. They cost 48 cents each in 100k quantities.

 PowerPAK

It is always good to keep in mind the minimum on resistance for N and P-channel FETs, just like it is good to know a cubic foot of cast iron weighs about 450 pounds.
